
N-channel enhancement mode power MOSFET in a TO-3PN package. Features a maximum drain-source voltage of 900V and a continuous drain current of 5A. This single-element silicon transistor offers a maximum drain-source on-resistance of 2500 mOhm at 10V. Typical gate charge is 45nC at 10V, with input capacitance at 1200pF @ 25V. Designed for through-hole mounting, it operates from -55°C to 150°C and has a maximum power dissipation of 150W.
