The CAB400M12XM3 is an XM3 power module from Wolfspeed, designed to maximize the benefits of Silicon Carbide technology. This 1200V, 400A half-bridge module features a low-inductance (6.7 nH) design, high-reliability silicon nitride (Si3N4) ceramic substrate, and a copper baseplate for superior thermal management. It utilizes 3rd generation SiC MOSFET technology to provide high power density and efficiency, supporting continuous operation at junction temperatures up to 175°C. The module includes an integrated temperature sensor and Kelvin-Drain connection for simplified gate driver integration and system protection.
