The VS-SF50SA120 is a high-performance silicon carbide (SiC) MOSFET power module in a SOT-227 package. It features high blocking voltage with low on-resistance, high-speed switching with low capacitance, and a soft body diode with low reverse recovery. The module is designed for medium to high-frequency applications including solar inverters, EV off-board chargers, UPS, and switch-mode power supplies (SMPS). It provides electrical insulation up to 2500 V to the heatsink and supports a maximum junction temperature of 175°C.
