The Diodes ZTX321 is a high-frequency NPN transistor with a maximum collector-emitter voltage of 15V and a continuous collector current of 500mA. It has a minimum current gain of 100 and a maximum operating temperature of 150°C. The transistor is also capable of switching up to 600MHz. It is available in an in-line, R-PSIP-W3 package type. Note that this device is not RoHS compliant.
