This 650 V GaN transistor is a fifth-generation CoolGaN device for industrial power conversion designs. It provides 110 mΩ typical RDS(on), 16 A continuous drain current at 25°C, and 30 A pulsed drain current. The device has 2.4 nC gate charge and is supplied in a ThinPAK 8x8 surface-mount package with PG-TSON-8-12 outline. It is qualified for industrial use and is currently planned to be available through at least 2035.
