This N-channel CoolSiC™ Generation 2 MOSFET is rated for 400 V and up to 50 A at 25°C. It provides 36 mΩ typical on-resistance at 25°C and supports unipolar gate driving with a 4.5 V gate-threshold value. The device is supplied in a surface-mount TOLT package and operates from -55°C to 175°C. It uses .XT interconnection technology, includes a fast low-Qfr body diode, and is specified for industrial applications.
