This silicon carbide N-channel power MOSFET uses CoolSiC™ Generation 2 technology and is offered in a top-side cooled TOLT package. It is rated for 400 V drain-source voltage, 43 A drain current at 25°C, and 45 mΩ typical on-resistance at 25°C. The device supports operation from -55°C to 175°C and includes unipolar gate-drive support with VGS(off)=0. It is qualified for industrial use and supplied in tape-and-reel packaging.
