This industrial CoolMOS™ CFD7 superjunction N-channel MOSFET is rated for 650 V operation and is offered in the TOLL surface-mount package. It provides 28 A nominal drain current, 82 A pulsed drain current, and 99 mΩ maximum RDS(on) at 25°C and at 10 V gate drive. The device integrates a fast recovery body diode and has 39 nC total gate charge for resonant high-power topologies. It is supplied in tape-and-reel packaging, is lead-free, RoHS compliant, and halogen free.
