
This 400 V CoolSiC™ G2 N-channel MOSFET is designed for hard- and soft-switching power conversion topologies. It provides 11 mΩ typical RDS(on) at 25°C, 14 mΩ maximum RDS(on), 144 A maximum drain current at 25°C, and 0.35 K/W maximum junction-to-case thermal resistance. The device is qualified for industrial use over a -55°C to 175°C operating range and is supplied in a surface-mount TOLL package with Infineon package designation PG-HSOF-8. The datasheet highlights fast commutation robustness, low RDS(on) temperature dependency, support for unipolar driving with VGS(off)=0, and 100% avalanche testing.
